Academician Jiang Fengyi's team project won the National Natural Science Award First Prize
Nanchang University Academician Jiang Fengyi's team completed the "V-defect 3D PN junction and application" project and won the National Natural Science Award First Prize.

The project belongs to applied basic research, deeply cultivating silicon-based GaN LED, breaking away from the extension line of foreign technology routes, forging a new path of independent R&D, proposing new theoretical methods, achieving a leap in technical level, starting from basic research and reaching commercialization.
The project discovered that in the quantum well region of this material, the large-sized V-defect three-dimensional structure induced by dislocations has beneficial effects such as enhancing hole injection into the quantum well and improving quantum well quality, breaking the traditional cognition that "the fewer/smaller dislocation defects, the better." It proposed the V-defect 3D PN junction theoretical method, developing the PN junction interface from two-dimensional to three-dimensional, changing the path of hole injection into the quantum well from high-barrier polar surfaces to low-barrier semi-polar surfaces , transforming V-defects from having "great harm" to "small harm," and finally developing them into having "great utility." Consequently, significantly improving the luminous efficacy of yellow LEDs, the luminous efficacy of GaN red LEDs, and the electrical injection efficiency of blue-green LEDs.
The project pioneered the pure chip LED lighting technology route (without phosphor), with products mass-applied in road and bridge lighting and ambient lighting scenarios. The project shows that display chips are mass-applied in special equipment. The project achieved wafer-level integration of silicon-based GaN LEDs with silicon circuit wafers, successfully developed micro-displays and the first yellow light AR glasses .
It is worth mentioning that the theoretical methods proposed by the project on a non-consensus route have been recognized by international peers and promoted for application to the consensus route with a large scale and wide coverage, thereby improving its technical level and advancing the development of semiconductor light-emitting disciplines and the semiconductor lighting display industry.
It is worth mentioning that this time, for the first time in the national science and technology awards, three first prizes of the National Natural Science Award were selected, reflecting the effective implementation of China's strategic deployment to strengthen basic research and focus on original innovation.
本次获奖,既是江风益院士团队在知识创新与技术创新方面交出的一份答卷,也是南昌大学全校师生践行科技自立自强的生动体现。
